To further enhance the best-in-class performance of the TRENCHSTOP™ 5 IGBT technology, Infineon offers the technology in a high power package with an extra Kelvin emitter pin. The TO-247 4pin provides ultra-low inductance to the gate-emitter control loop and brings TRENCHSTOP™ 5 IGBT to the next level of best in class switching performance. The standard TO-247 package body has been taken and an extra, 4th pin, has been added to enable the Kelvin emitter configuration.

High speed 650 V, 50 A reverse conducting TRENCHSTOP™ 5 WR5 IGBT in TO-247 package. The Reverse Conducting TRENCHSTOP™ 5 WR5 IGBT features an optimized diode that is adequately rated for the target application. WR5 is recommended for use in the PFC stage in air conditioning, DC/DC in welding, AC/DC in UPS and MPPT in solar string inverters. The excellent price/performance ratio of WR5 IGBT allows access to the high-performance technology also for cost sensitive customers.

High speed 1200 V, 25 A hard-switching TRENCHSTOP™ IGBT4 co-packed with free-wheeling diode in a TO-247 package provides the best compromise between switching and conduction losses. The key feature of this family is a MOSFET-like turn-off switching behavior, leading to low turn off losses.

Hard-switching 1200 V, 50 A HighSpeed 3 H3 with anti-parallel diode in TO-247PLUS package. The TO-247PLUS has the same outer dimensions as the industry standard TO-247, but due to the absence of the screw hole, allows up to 75A in 1200 V co-packed with full rated 75A diode.

The combination of IGBT with soft recovery emitter controlled diode further minimizes the turn-on losses. The highest efficiency is reached due to the best compromise between switching and conduction losses.
